During the last few years, copper has become the standard metallisation material for on-chip interconnects in high-performance microprocessors. Compared to the previously used aluminium, copper shows not only a lower resistivity, but also significantly improved electromigration resistance. Copper ions, however, are very mobile in silicon and many dielectric materials under electrical and thermal bias. Thus, barrier layers are needed to prevent Cu diffusion into the insulating layers surrounding the metallic interconnects. Since Ta-based compounds are characterized by a high thermal stability, pure Ta films or layer stacks consisting of Ta and TaN are used for such barriers. The continuous scaling down of the interconnect dimensions and, therefore, the essential decrease in the barrier layer thickness coupled with the replacement of silicon oxide by advanced low-k dielectrics demand further improvements of the diffusion barrier performance. It is the aim of this book to carry out microstructure and functional property investigations for advanced, high-performance Tabased diffusion barriers (Ta-TaN layer stacks and Ta-Si-N single layers) before and after annealing to compare their thermal stabilities and to probe the corresponding failure mechanisms. For the Ta-TaN barriers, these studies are undertaken for a range of layer sequences, while for the Ta-Si-N barriers a variety of films with different chemical compositions are analysed.

Heat engines that use gases as the working fluid in a closed system model were discussed in this book. Otto cycle, Diesel, Miller, and Dual cycle are internal combustion engines. Stirling cycle is an external combustion engine. The Otto cycle is a spark-ignition reciprocating engine made of an isentropic compression process, a constant volume combustion process, an isentropic expansion process, and a constant volume cooling process. The thermal efficiency of the Otto cycle depends on its compression ratio. The compression ratio is defined as r=Vmax/Vmin. The Otto cycle efficiency is limited by the compression ratio because of the engine knock problem. The Diesel cycle is a compression-ignition reciprocating engine made of an isentropic compression process, a constant pressure combustion process, an isentropic expansion process, and a constant volume cooling process. The thermal efficiency of the Otto cycle depends on its compression ratio and cut-off ratio. The compression ratio is defined as r=Vmax/Vmin. The cut-off ratio is defined as rcutoff=Vcombustion off/Vmin. The Dual cycle involves two heat addition processes, one at constant volume and one at constant pressure. It behaves more like an actual cycle than either Otto or Diesel cycle. The Lenoir cycle was the first commercially successful internal combustion engine. The Stirling cycle and Wicks cycle are attempt to achieve the Carnot efficiency. The Miller cycle uses variable valve timing for compression ratio control to improve the performance of internal combustion engines.

This book is designed to highlight the current status and perspectives of application of polyhedral boron compounds and their metal complexes. The main attention is paid to application of polyhedral boron hydrides in medicine including boron neutron capture therapy for cancer, radionuclide diagnostics and therapy, as well as anti-tumour activity of some metal derivatives of carboranes. Boron neutron capture therapy - a binary cancer treatment based upon the interaction of two relatively harmless species, a 10B nucleus and a thermal neutron, which results in the formation of the highly energetic 4He and 7Li as products. These fission products have an effective range of ~10 ìm in tissue, thus, effectively limiting the extent of cellular damage to approximately one cell diameter. Therefore, the selective concentration of boron compounds within the tumour cells, followed by their capturing of thermal neutrons, should result in localised destruction of the malignant cells in the presence of the normal cells. Another possible medical application of polyhedral boron hydrides is radionuclide diagnostics and therapy of cancer, where these compounds can be used for attachment of radionuclide labels to various cancer-targeting biomolecules. Other fields of potential application of polyhedral boron hydrides and their metal complexes are synthesis of new materials (liquid crystals, NLO materials, magnets, semiconductors, etc.), radionuclide extraction from nuclear wastes, ion-selective electrodes, production of thermally stable polymers and high burning composite propellants, development of new catalysts for organic synthesis.
